    Abstract

    The effect of carrier heating on wavelength chirp of Wtrashort optical pulses in semiconductor traveling wave amplifiers is numerically studied. It is shown that the spectrum of the optical pulses is blue shifted when the duration of pulse tail is comparable to or shorter than the relaxation time of heated carriers. The results are in good agreement with the experimental data on an AlGaAs/GaAs traveling wave amplifier.
