Cathodoluminescence Studies Of Electron Injection-Induced Effects In Iii-Nitrides
Abstract
The effect of electron injection in p-type Metal Organic Chemical Vapor Deposition GaN was studied using variable temperature cathodoluminescence. The activation energy for the effect, found from cathodoluminescence measurements, is ∼ 190 meV, which is close to the thermal ionization energy of the Mg-acceptor.
